200 V MOSFETs hit 5.5 mΩ RDS(on) in TOLL, TO-220 packages

The SuperQ™ 200V MOSFETs from iDEAL Semiconductor expand the company’s power device portfolio with low on-resistance options in standard packages including TOLL and TO-220. The iS20M5R5S1T provides a maximum RDS(on) of 5.5 mΩ in a TOLL package while the iS20M6R3S1P delivers 6.3 mΩ RDS(on) in a TO-220 package, supporting current handling up to 151 A and 172 A respectively with a 175°C industrial temperature rating and short-circuit withstand capability. Target applications include motor drives, switched-mode power supplies and synchronous rectification stages where low conduction losses, easier paralleling with ±0.5 V VGS(th) and avalanche-rated operation support improved efficiency and thermal performance in high-current industrial and battery-powered systems.
